Can these payments be made electronically?

Yes. The IRS free of charge allows you to make these payments using EFTPS (Electronic Federal Tax Payment System) https://www.eftps.com/eftps/. It requires a little work to set up your account, but once you do, it is fairly easy to work with. I (John Hoffman) have used this system to pay my own estimated income taxes.

Massachusetts has a couple of ways that you can pay electronically. Web Services for Income https://wfb.dor.state.ma.us/webfile/wsi/ allows you to make payments with or without registering. Registering allows for a few nice options that can be viewed at the link above.
